This Single Pole 4 Throw (SP4T) switch is realised on a commercially available PIN diode MMIC process. PIN diode switching elements have lower parasitics than PHEMT switching elements making them better suited to the realisation of low-loss mm-wave switches. This design covers 22 to 32GHz and so can address both the FCC licensed 5G band at 28GHz (27.5 – 28.35GHz) and the 26GHz (24.25 to 27.5GHz) “Pioneer Band” for 5G in Europe.

The RFOW measured performance is plotted below and shows an insertion loss of around 0.8dB. The power compression performance and linearity are related to the reverse bias potential used for the off state diodes. If a reverse bias voltage of 20V were available the expected P-1dB point is around 5W.
