This Power Amplifier (PA) was realized on a 0.15µm PHEMT process and is housed in a QFN plastic package, suitable for high volume assembly. The measured performance plots are for the packaged part assembled onto a low cost laminate PCB (shown in the photograph) and are referenced to the ports of the package. It includes an integral RF power detector to allow monitoring of the transmitted RF power and has a gain around 19dB across the full 39GHz 5G band ((38.6 – 40GHz).

The output third order intermodulation (OIP3) is +40dBm from 37 – 42GHz band, demonstrating impressive linearity. A measured performance plot of OIP3 versus frequency is shown below. This measurement was made with the RF output power level of each tone set to +21.5dBm.

The measured output power versus input power at 39GHz is plotted below. Traces of gain versus input power (blue line) and DC current versus input power (green line) are also included.
